Abstract

This chapter describes the design, fabrication and characterisation of several instances of coherent metallo-dielectric nanoscale light sources. A 3D sub-wavelength nanolaser with a composite metallo-dielectric cavity is presented and room temperature lasing at telecommunication wavelengths under pulsed optical pumping is demonstrated. An electrically pumped nanolaser incorporating this optimized multilayer cavity design is also reported, wherein vertical mode confinement is provided through selective wet etching of contact layers, thus enabling lasing at cryogenic temperatures. Finally, an optically pumped coaxial nanoscale laser exhibiting a high spontaneous emission coupling factor and thresholdless lasing is reported.
